delta-doping

delta-doping (rus. дельта-легирование) — forming a thin highly-doped layer (about 1 nm) in the bulk of a lightly-doped semiconductor.

The term "delta-doping" derives from the fact that in this case the in-depth dopant distribution is represented by the Dirac delta function.
